描述

IGCT的門(mén)極電路里，包含了大量的IC和電阻電容，尤其是有大量的電解電容，為了提供大的關(guān)斷電流而設(shè)計(jì)，使其有一定的壽命限制；而且，這種電容是不可更換的，必須連著整個(gè)器件一起更換，造成維護(hù)成本增大。如果器件出現(xiàn)故障，對(duì)于IGBT構(gòu)成的系統(tǒng)，一般更換驅(qū)動(dòng)電路或IGBT即可，價(jià)格在1500元以內(nèi)，而且常規(guī)電壓的IGBT及其驅(qū)動(dòng)電路在內(nèi)地市場(chǎng)代理商林立，一般都有現(xiàn)貨；而對(duì)于IGCT構(gòu)成的系統(tǒng)，必須更換整個(gè)IGCT，更換一次一般在20000元以上，其國(guó)內(nèi)代理商只有少數(shù)幾家，由于占用資金大，一般沒(méi)有現(xiàn)貨，所以一旦出現(xiàn)故障，維修周期長(zhǎng)、費(fèi)用高，而且由于器件復(fù)雜，對(duì)維修的技術(shù)人員要求很高，過(guò)了保修期以后往往受制于人。在電路設(shè)計(jì)上，IGBT只需要很小而比較簡(jiǎn)單的緩沖電路，有時(shí)甚至可以省略緩沖電路；IGCT除了要有電壓緩沖電路外，還必須有電流緩沖電路，以抑制關(guān)斷時(shí)的二次擊穿，比IGBT復(fù)雜。目前的IGBT和IGCT開(kāi)、關(guān)損耗都差不多，構(gòu)成的變頻器，效率也差別不大。要論優(yōu)勢(shì)，主要是IGCT的耐壓目前比IGBT的耐壓高，應(yīng)用于高壓變頻器的話使得器件減少。但是目前的風(fēng)電變流器都是690V的，IGBT的耐壓也就足夠了。IGCT以前的優(yōu)點(diǎn)是電流大，方便串聯(lián)應(yīng)用，4500V/4000A很平常，現(xiàn)在被IGBT慢慢追上，IGBT有4500V/1200A的，可以并聯(lián)，不方便串聯(lián)，IGCT缺點(diǎn)是開(kāi)關(guān)頻率不能太高，波形沒(méi)有IGBT好，損耗大，諧波大，對(duì)算法要求更高，價(jià)格貴。IGCT在超大電流場(chǎng)合應(yīng)用較多，例如軋鋼環(huán)境，3300V，上萬(wàn)kw功率，三電平IGCT變頻器（西門(mén)子SM150）發(fā)揮出最好的控制性能。

Moreover, due to the complexity of the components, the requirements for maintenance technicians are high, and after the warranty period, they are often constrained by others. In circuit design, IGBT only requires a small and relatively simple buffer circuit, and sometimes even omits the buffer circuit; In addition to having a voltage buffer circuit, IGCT must also have a current buffer circuit to suppress secondary breakdown during shutdown, which is more complex than IGBT. At present, the switching losses of IGBT and IGCT are similar, and the efficiency of the frequency converter is not significantly different. In terms of advantages, the main reason is that the withstand voltage of IGCT is currently higher than that of IGBT, which reduces the number of devices when applied to high-voltage frequency converters. However, the current wind power converters are all 690V, and the withstand voltage of IGBTs is sufficient. The previous advantage of IGCT was its high current, which was convenient for series application. 4500V/4000A was very common, but now it is gradually catching up with IGBT. IGBT has 4500V/1200A, which can be connected in parallel, making it inconvenient for series connection. The disadvantage of IGCT is that the switching frequency cannot be too high, the waveform is not as good as IGBT, the loss is large, the harmonics are large, and the calculation requirements are higher, and the price is expensive. IGCT is widely used in extremely high current situations, such as steel rolling environments, with a power of 3300V and tens of thousands of kW. The three-level IGCT frequency converter (Siemens SM150) exhibits the best control performance.
